The aim of the presented paper was preparation and characterization of plasma polymerized silica (SiOx) barrier layers on th foil materials of low-dnsity polyethylene (LDPE). The thin layer wre created by vacuum based plasma enhanced chemical vapour deposition (PECVD) from hexamethyldisiloxane (HDMSO) under different operating conditions. The chemical composition physical properties and the morphology of the films were determned by gree surface energy evaluation, Fourier transform infrared spectroscopy (FTIR) and atomic force microscopy (AFM).
