Description
  • Copper doped InP crystals were further grown by Czochralski technique. The as-grown crystals were of n-type conductivity with the estimated concentration of copper smaller than 5x1015 cm-3. The samples were converted to p-type semi-insulating state after annealing at 500o C and quenched to room temperature. The energy of cooper akceptor causing the semi-insulating state was determined by temperature dependent Hall measurements as 0.29 eV in agreement with the low temperature photoluminescence spectroscopy measurement.

  • Czochralského metodou byly vypěstovány InP krystaly dopované mědí. Vypěstované krystaly měly vodivost typu n a odhadnutou koncentraci mědi menší než 5x1015 cm-3. Po žíhání při 500o C a rychlém zchlazení na pokojovou teplotu byly vzorky konvertovány do semiizolačního stavu typu p. Energie akceptoru mědi zodpovědného za semiizolační stav byla určena teplotně závislým Hallovým měřením jako 0,29 eV v souhlase s měřením nízkoteplotní fotoluminiscenční spektroskopií. (cs)
