Description
  • The study of the radiation detectors on the basis of SI InP with emphasis to the investigation of the role of electrode technology is presented. Three different electrode metalization were designed eith the aim to form a Schottky barrier contact. Detectors with Ti/Pt/Au metallization attained the charge collection efficiency higher than 83% for 122 keV γ-photons at 255 K.

  • Práce je zaměřena na radiační detektory konstruované na bázi semiizolačního InP:Fe s ohledem na optimalizaci elektrodové struktury. Byly navrženy tři typy elektrod s cílem vytvořit kontakty s Schottkyho bariérou. Detektory s typem kontaktu Ti/Pt/Au dosáhly sběrné účinnosti náboje vyšší než 83% při dopadu γ záření (122 keV, 255 K). (cs)
