  • V této práci informujeme o epitaxním růstu InAs z 100 % roztoku Bi. XRD měření ukazují na dokonalý mřížkový soulad mezi vrstvou a substráte, a koncentrace Bi ve vrstvách je < 0,07%. Ramanova, infračervená spektroskopie na odraz a fotoluminiscenční spektroskopie ukazují na fónovou koncentraci elektronů ve vrstvách nižší, než je kritická koncentrace Mottova přechodu v InAs, tj. . ≈5x1014 cm-3. Nízkou fónovou koncentraci připisujeme malé rozpustnosti Si v Bi, neboť Si je znám jako nejčastější donor v InAs. (cs)

Raman, Infrared spectroscopy and photoluminescence spectroskopy point on background electron concentration below the Mott critical density i.e. ≈5x1014 cm-3. The low background electron concentration is attributed to the presumably very low solubility of Si in Bi. Si is the main dopant in InAs.
