  • Systematic temperature and laser power dependent photoluminescence measurements of epitaxial InAs1-xSb.x (0<x<0.1) have reviled that the photoluminescence spectrum consists of up to four distinct peaks. The highest energy transition was attributed to a band-to-band recombination, while the next two are assigned to recombination of electrons to two different acceptors. The deepest peak we attribute to the recombination of electrons and holes localized in deep potential wells of the impurity potential.

  • Podrobné studium teplotní závislosti fotoluminiscence InAs a InAs1-xSbx (0<x<0.1) vrstev připravených technikou MOVPE při různých úrovních buzení odhalil, že fotoluminescenční spektrum se skládá až ze čtyř fotoluminescenčních čar, které jsme identifikovali jako rekombinaci elektronů na dvou různých akceptorech a rekombinaci elektronů a díry lokalizovaných v hlubokých fluktuacích priměsového potenciálu.
