Description	Scanning Electron Microscopes (SEMs) have been used for various applications in the semiconductor industry. Observation of the cross section of semiconductor devices can give important information about the layer structure, film thicknesses and the defects localization. The way to obtain more information about the multilayer semiconductor structure is observation using SEM with various detection modes. The aim of this contribution is to give information about the detection modes used to the visualizatioon of semiconductor structures in the SEM. Scanning Electron Microscopes (SEMs) have been used for various applications in the semiconductor industry. (en) Práce se zabývá problémy vznikajícími při pozorování polovodičových vzorků v rastrovacím elektronovém mikroskopu. Zvláštní pozornost je věnována scintilačnímu detektoru zpětně odražených elektronů, který je pro tento účel velmi vhodný. Jednak díky možnosti pozorovat materiálový kontrast vzorku a tím přesně rozlišit jednotlivé vrstvy vzorku. A také protože se při snímání obrazu tímto detektorem neprojevuje tolik nabíjení méně vodivých vrstev vzorku, jako u detektorů sekundárních elektronů. (cs)
