  • V této práci byly epitaxně připraveny tunelové struktury Fe/MgO/Fe/Cr/Fe přímo na GaAs(001) substrátech bez použití podkladové vrstvy. Interdifúze na rozhraní Fe/GaAs byla studována pomocí konverzní Moessbauerovy spektroskopie. Nezávislé přepínání magnetizace bylo dosaženo fixací magnetizace horní Fe vrstvy tunelového přechodu pomocí antiferomagnetické vazby s pomocnou Fe vrstvou přes Cr mezivrstvu. Pro transportní experimenty byla plocha přechodu zredukována s použitím optické litografie a iontového leptání. Tunelová magnetorezistence na těchto strukturách dosahovala při pokojové teplotě hodnot 10% - 12%. (cs)

Interdiffusion in the Fe/GaAs interface was investigated using conversion electron Mossbauer spectroscopy. An independent magnetization switching in the Fe electrodes was achieved by pinning the magnetization of the Fe-top electrode by antiferromagnetic coupling across a Cr spacer to another Fe film. For transport measurements, optical lithography and ion etching were applied to reduce the junction area. A tunneling magnetoresistance of 10%-12% at room temperature was found.
