Description
  • Surface-barrier diodes on the base of cadmium telluride are one of the most perspective structures to be used for solar cell applications. Serious problem is how to obtain the highest possible barrier with lowest possible concentration of the defects on the boundary of rectifying contact. One of the perspective solutions of the problem is to modify the surface of the base substrate. In the given paper we have investigated important electrical and optical properties of such modified layers, which were prepared on monocrystalline n-CdTe substrates with different methods: annealing in the air, molecular and atomic vapour deposition of tellurium. Treatment in the tellurium vapours leads to conductivity inversion and to appearing of peculiarities at 1.47 eVin differential optical absorption and reflection spectra.
